When does the world's most important chip factory stop serving its customers and start running them?
TSMC gave the most verifiable answer last week in the form of a yield number: the company is manufacturing the world's largest 5.5-reticle-size CoWoS package, with yields above 98% in 2026, according to Semiconductor Engineering. CoWoS — chip-on-wafer-on-substrate — is the packaging technology at the heart of every AI accelerator shipping today: Nvidia's Blackwell, AMD's MI300X, Google's TPU v5. It stacks HBM memory against logic in a single dense package, and it is why the memory bandwidth numbers that AI training depends on are what they are. The reticle step is the photolithographic unit of chip manufacturing; a 5.5-reticle chip is among the largest structures ever printed. Getting defect-free yields at that size is a harder engineering problem than shrinking a node. A defect on a 5.5-reticle die kills the whole die at once, not a single core. The fact that TSMC is publishing a >98% yield figure for an unusually large structure suggests it has enough production history to be confident in it.
That yield maturity is what makes the roadmap to SoW-X credible. SoW — system-on-wafer — is TSMC's next-generation architecture for AI compute. The SoW-X variant, scheduled for 2029, is projected to accommodate 64 HBM stacks, according to Semiconductor Engineering. At 64GB per stack, that implies 4 terabytes of memory bandwidth on a single package. At current HBM4 densities, that is a different beast from anything shipping today.
The roadmap tells the rest. Three new process nodes appeared in gold text: A13, A12, and N2U. A13 is a direct shrink of A14, delivering 6% area savings with fully backward-compatible design rules. A12 adds Super Power Rail, TSMC's backside power delivery technology, to the A14 platform. Both target production in 2029, according to TSMC's press release. N2U, an enhancement to the 2nm family with 3-4% speed gains or 8-10% power reduction over N2P, is scheduled for 2028, according to Semiconductor Engineering.
That cadence — two new nodes in the same calendar year — is not how TSMC historically operated. The traditional node cadence was sequential, biennial, predictable. The 2029 roadmap has both A12 and A13 arriving together. The company calls this responding to customer demand. A different reading is that TSMC's roadmap is no longer reactive: it is prescriptive. When the world's only source of leading-edge silicon reorganizes its development timeline around one class of customer, that customer stops being the boss and starts being the input.
A16 was advertised for late 2026. It now shows production in 2027, according to Semiconductor Engineering. That one-year slip on a flagship node is worth noting, because A16 is the technology that enables backside power delivery at scale, which every major AI chip designer is waiting for. If A16 slips again, the AI accelerator roadmap compresses accordingly.
The symposium also settled the High-NA EUV question for the next several years. TSMC will not use ASML's next-generation lithography tool for any node through 2029, according to TrendForce. High-NA EUV is not arriving at TSMC before the back half of the decade. Intel is betting differently with its Intel 14A node, which is expected to use High-NA EUV. TSMC is apparently betting it can extract enough performance from its existing EUV infrastructure and from packaging innovations that it doesn't need the new tools until 2030 or later. This matters for AI chip designers because lithography choice determines cost per wafer and ultimately cost per inference token.
N2 — TSMC's 2nm node, now in production — is ramping better in defect density than N3 did at the equivalent stage, TSMC claims. N3 was the last finFET node; N2 is the first to use NanoFlex, TSMC's gate-all-around transistor architecture. The fact that N2 is ramping cleanly matters because it confirms the finFET-to-gate-all-around transition is not a yield killer. Twenty customers have already taped out on N2, with over 70 more in the pipeline, according to Semiconductor Engineering.
Those are TSMC's numbers. Twenty is not 20, and 70 is not 70 — the exact count matters for understanding how concentrated or diversified TSMC's leading-edge volume actually is. If the 20 tape-outs are concentrated among five or six hyperscalers building AI accelerators, the "strongest ever customer adoption" claim is really a story about AI chipmakers having no alternative to TSMC. If the 70 in the pipeline is broadly distributed, it suggests a more durable adoption curve. The symposium did not specify.
What it did specify is the hierarchy: AI compute first. The revenue charts showed AI and HPC displacing smartphones as top platform revenue in Q1 2026 — the first quarter that has ever happened. Every node roadmap, every packaging technology, every yield milestone was framed in terms of what it enables for AI.
The counterpoint is the chip designer who builds for automotive, industrial, or defense applications. TSMC still manufactures for them. But when the leading-edge queue reorients around AI, capacity allocation follows. The designer who needs N2 or A14 for a non-AI product is not competing equally with the designer who needs it for a GPU cluster. TSMC has not said this explicitly. The roadmap does the saying.
The CoWoS yield figure is the part worth betting on. Packaging is no longer the unreliable variable in AI accelerator supply chains. For the first time, the packaging yield is stable enough to plan around. The nodes are still hard. The packaging is finally not the thing that kills your tape-out schedule.
